200V MV MOSFETs have low RDS(on) for LEV motor controllers

The MDT20N109PTRH, MDY20N113PTRH and MDP20N116PTTH are suitable for LEV motor controllers (used in e-bikes, for example) and industrial power supplies.

The trench technology has resulted in a 50% reduction in capacitance compared to the previous generation 100V MV MOSFET and the design of the core cell and termination has been enhanced to help lower RDS(on) and total gate charge to achieve a high figure of merit, said the company.

There are three package styles: surface mount device TO-leadless (MDT20N109PTRH), M2PAK (MDY20N113PTRH) and TO-220 through-hole type (MDP20N116PTTH).

In addition to enhanced heat dissipation, fast switching and high power density for energy efficiency, the MOSFETs have a guaranteed operating junction temperature range from -55 up to 175°C. The MOSFETs also exhibit a high level of avalanche ruggedness, making them suitable for applications requiring high efficiency and stable power supply, such as LEV motor controllers and industrial power supplies. which require high efficiency and stable power supply.
