40V MOSFETs combine superjunction silicon with LFPAK for density

The 0.5mOhm RDS (on) 40V power MOSFETs are available in the high-reliability LFPAK88 package.

The BUK7S0R5040H MOSFET for automotive use and the PSMNR55-40SSH MOSFET for industrial applications are the lowest RDS (on) 40V parts produced by Nexperia, yet they deliver power densities more than 50 times greater than traditional D2PAK devices, claims the company. They also offer improved performance in both avalanche and linear mode to increase rugged and reliable operation, says Nexperia.

The 8.0 x 8.0 x 1.7mm LFPAK88 MOSFETs combines superjunction silicon technology with our proven LFPAK copper clip technology, which is renowned for delivering significant electrical and thermal performance benefits and reliability, commented Neil Massey, Nexperia’s product marketing manager. “The resulting low RDS (on) enables us to pack more silicon in the package, improving power density and shrinking device footprint,” he added.

The power MOSFETs are also claimed to have best in class linear mode / safe operating area (SOA) characteristics for safe and reliable switching at high current conditions. SOA at 1milliseconds, 20V DS operating conditions is 35A and at 10milliseconds, 20V DS where the package dominates, SOA is 17A, reports Nexperia. These figures are 1.5 to two times better than the competition, says the company.

The MOSFETs are also claimed to offer the best single pulse avalanche rating (EAS) at 2.3J and very strong ID current rating of 500A, which is a measured (not theoretical) limit.

The size and performance of the LFPAK88 MOSFETs enable designers to replace two paralleled components with a single LFPAK88, simplifying manufacturing and increasing reliability.

The AEC-Q101-qualified BUK7S0R5-40H delivers more than twice the reliability performance demanded by the automotive standard, notes Nexperia. It is suitable for braking, power steering, reverse battery protection, e-fuse, DC/DC converter and motor control applications.

The industrial PSMNR55-40SSH MOSFET suits battery isolation, current limitation, e-fuse, motor control, synchronous rectification and load switch applications in power tools, appliances, fans, and e-bikes, scooters and wheelchairs.
